Teaching and learning resources • Thermal resistance values

Hello everyone,

I'm currently working on a project that involves characterizing the thermal performance of heatsinks on a Raspberry Pi 4 Model B. To accurately model the heat dissipation, I need the thermal resistance values between the CPU, its package, and the heatsink.

Does anyone have data or know where I can find the thermal resistance values for the following:
-Between the CPU die and its package (thermal resistance of the TIM and the package itself)
-Between the CPU package and the heatsink
-Any additional relevant thermal resistances

Any help or pointers to resources would be greatly appreciated!
